IGBT Module Targets 35 kHz to 90 kHz Apps

Tapping the power of a fifth-generation, carrier-stored trench-gate bipolar-transistor (CSTBT) chip, the NFH-Series IGBT module claims to exhibit as little as 20% of the turn-off switching losses associated with comparable devices. Available in a U-Series package, the module consists of two IGBT transistors in a half-bridge configuration with each transistor having a reverse-connected, free-wheel diode with all components and interconnects isolated from the baseplate. It is available in ratings of 600V dual from 100A to 600A and 1.2 kV dual from 100A to 600A. Reportedly, the on-state loss versus the turn-off switching loss is optimized to provide the lowest loss at 35 kHz for hard switching and at 70 kHz for soft switching applications.
